I'll start off with the solo from War Rising from the Irish death metal band ColdWar's second album, In The Sun's Dead Rays.

Death - Trapped In A Corner
    Necrophagist - Advanced Corpse Tumor
Slayer - War Ensemble (Kerry King's one)
    Arch Enemy - Immortal

Not sure if they are eligible, but the following also stand out for me:
    Megadeth - Tornado Of Souls
Children Of Bodom - Bodom Beach Terror (keyboard outro solo)

Unfortunately, extreme metal solos have more of an emphasis on speed and technicality than anything else. Not saying they are crap... They do fit the music more often than not, but just become unmemorable. People like Trey Azagthoth are great guitarists, but none of their solos would be as memorable as anything from a less extreme genre

Alex Lifeson on Between the Wheels, Rush is hard to beat.

Rush are great, but they're hardly extreme metal?

I agree with what you're saying LordChessington about metal solos becoming easily forgotten, but I think thats really only because metal bands don't get played to death on MTV with extravagant videos that emphasize the solos, like for example November Rain by GNR.

Always loved Land of Tears by Pestilence from the Testimony of the Ancients album.

Have to disagree with Trey having no memorable solos, Where the Slime Live stands out instantly for me. The last solo in the song Nothing but Fear by Eric Rutan is great, even Eyes to See, Ears to Hear yet another by Trey do it for me personally.

I can pick any Necrophagist, Origin or Decapitated song and it'll have a solo I love.

    Vital Remains too.

Where The Slime Live - Morbid Angel

Solo was dedicated to EVH in the liner notes if I remember correctly.

Not really a lot of extreme metal bands being mentioned, eh?

Trey Azagthoth had some blinders on Formulas Fatal To The Flesh, especially Prayer of Hatred. Cynic as well, just about every song on Focus has a great solo, Masvidal is a legend. Necrophagist have some really good ones, though the standout for me would have to be Epitaph as they don't rely as much on the neo-classical stuff in that song. Sleep Terror have some excellently written solos as well. Symbiosis have some sort of legend on guitar as well, that man can widdle a solo like the greats. The bass player from Pavor is a monster, you'd be hard struck to find any bass player who can play like him, and the guitarist doesn't fail to impress with his Jason Becker meets Steve Vai licks.

I Killed The Prom Queen-Sharks In Your Mouth, its not EXTREME but its got growling and drop b guitar.

or Annihilation By The Hands Of God-Roadrunner United has a pretty good solo (james murphy i think)

    You fail at life...

:p Nah, I get what you mean, but there are some great tunes involved as well, and he really is one of those players who needs more credit.
